Uni-travelling-carrier photodiode performance with high optical power 10 Gb/s data

We have fabricated and characterized UTC-PDs and obtained average photocurrents exceeding 80mA and record-high peak-to-peak voltages of 4.8V over 50Ω at 10Gb/s. The UTC-PD is further evaluated in an optically preamplified receiver, providing error-free operation.
