An H-Band Sub-Harmonically Pumped Up-Converter Mixer in 250 nm InP DHBT Technology

This paper presents an H-band (220 ∼ 325 GHz) sub-harmonically pumped up-converter mixer. It is designed and fabricated in an advanced 250 nm InP DHBT technology. The mixer is designed with the Gilbert topology and targets for an IF frequency of around 42 GHz. The measured results show a maximum conversion gain of 0 dB and a 3-dB bandwidth of 50 GHz over the RF frequency range of 240 ∼ 290 GHz. The measured output 1 dB compression point (OIP1dB) is -9.5 dBm at the RF frequency of 272 GHz. Third-order interception point (IP3) is also characterized in a two-tone measurement setup. Limited by the setup, IP3 is measured at the RF frequency around 220 GHz and an OIP3 of -4 dBm is obtained.
