Development of a 600-GHz transmitter for wireless communication

This work explores the use of a multiplier chain, employing a heterostructure barrier varactor tripler and a Schottky varactor doubler, to develop a compact transmitter for future high-speed wireless communication links. The transmitter carrier signal, operating at 0.6 THz, is amplitude modulated through the bias of the final stage Schottky varactor doubler. On the receiver side, the signal is detected using a zero-bias Schottky barrier diode. Preliminary results show a successful upconversion and detection of an amplitude modulated carrier signal at 558 GHz.
